چکیده
Interest in the utilization of the mm-wave band has recently spurred extensive research in the exploration of SiGe and CMOS technologies for high-data-rate short-range communication. Building blocks and complete transceivers have been demonstrated in the 60-to-77GHz range [1, 2]. With the continued scaling of nanoscale CMOS technology and the resulting increase in intrinsic device ft, there are new opportunities for circuits operating above 100GHz. New potential applications include mm-wave imaging and sub-THz chemical detectors, which have applications in astronomy, chemistry, physics, medicine, and security. In this paper, the operating limits of a digital 90nm CMOS process at both device and circuit levels are explored.

Single-pole double-throw (SPDT) switches are a key building block for enabling transceiver time-division duplexing (TDD) when operated as a T/R switch or for eliminating imager fluctuations when operated as a Dicke switch. To provide acceptable compromises of NF, Pout and sensitivity in transceivers or imagers, the switches are required to feature an insertion loss of ~3dB and an isolation of ~...

A low phase-noise wide tuning range VCO is a critical building block in high-performance serial interface circuits. A negativeresistance cell that has a small effective parasitic capacitance combined with high-quality LC tanks are crucial for high quality VCOs. There have been several efforts to reduce the parasitic capacitance of the basic Armstrong structure [1,2] to improve the VCO performan...
متن کاملMillimeter-Wave CMOS Impulse Radio
Millimeter waves are electromagnetic waves with wavelengths of 1 to 10 mm in vacuum, and they were discovered experimentally in the 19th century (Wiltse, 1984). In 1946, the most unique feature of millimeter waves, oxygen absorption at 60 GHz, was reported, which results in the rapid attenuation of electromagnetic waves in the air (Beringer, 1946). Although the oxygen absorption makes long-dist...
